Work in the reporting period was concerned with gaining an improved understanding of the processes in high-resistivity semiconductors and also with the elucidation of the highly intriguing but not yet clearly understood behaviour of two-dimensional electron gas in a nearly-cut-off FET. We report progress in both these areas.

The preparation and spectroscopic characterization of some mixed halogen and mixed halogen-cyanide compounds of phosphorous (V) are reported. Two solid-state forms of PCL5 have been investigated by differential scanning calorimetry. Solution reaction calorimetry have been used to measure the standard enthalpies of formation of the following crystalline compounds: P2Cl9Br, PCl3Br(+)BC4(-), PBr4(+)IBr2(-), PCl4(-), ICl4(-), PCl4(+)ICl2(-) and NI3NH3.

Dielectric studies are reported on two Schottky barriers on n-type silicon of 10 and 3,000 ohm cm room temperature resistivity, and also on an p-n junction on 1,000 ohm cm p-type silicon.
